Abstract:Thispaperpresentsanewtestschemebasedonscanblockencodinginalinearfeedbackshiftregis-ter(LFSR)reseeding-basedcompressionenvironment.Meanwhile,ourpaperalsointroducesanovelalgorithmofscan-blockclustering.Themaincontributionofthispaperisaflexibletest-applicationframeworkthatachievessignificantreductionsinswitchingactivityduringscanshiftandthenumberofspecifiedbitsthatneedtobegener-atedviaLFSRreseeding.Thus,itcansignificantlyreducethetestpowerandtestdatavolume.ExperimentalresultsusingMintesttestsetonthelargerISCAS’89benchmarksshowthattheproposedmethodreducestheswitchingactivitysignificantlyby72%C94%andprovidesabestpossibletestcompressionof74%C94%withlittlehardwareoverhead.

However,thetechniquesmentionedabovecannotconsidertogethertheproblemsoftest-datacompressionandlow-powertestwellorhaveonlylimitedeffectiveness.Inthispaper,wepresentanewtestschemebasedonscanblockencodingforde-terministicBIST.Theencodingalgorithmproposedinthispa-perhassomesimilaritytothealgorithmpresentedinRef.[11].Bothencodingalgorithmsdividethescanchainsintoblocksandidentifydatablocksthatdonotcontaintransitions.How-ever,theyhavealargedifference.Intheproposedapproachadatablockbecomingnon-transitionalblockisnotlimitedbythepreviousdatablockandthusitprovidesamoreflexiblemechanismforsimultaneousreductionsintransitionsduring
